摘要
Compared with full-silicon-carbide (SiC) MOSFET inverters and full-silicon-carbide(Si) IGBT, the Si/SiC hybrid inverter is an alternative approach to achieve the tradeoff between performance and cost by integrating deeply the respective advantages of Si and SiC. Si/SiC hybrid inverters have the advantages of high frequency, low switching losses, large overcurrent capability, low on-state voltage drop, and low cost. To further reduce inverter losses in permanent magnet synchronous motor (PMSM) drive system, this study proposes an ultra-local prediction model for PMSM based on the Si/SiC hybrid inverter loss minimization. The switching loss and conduction loss of hybrid switches (Hys) are analyzed and reduced by designing the switching timing of Hys and switching according to the current state. The loss models are designed based on the transit and steady current and voltage of Hys on double-pulse platform (DPT) experiments. In this study, the performance of the Si/SiC hybrid inverter and conventional inverters are compared in a PMSM drive system, the final results show that the hybrid inverter losses are greatly reduced without increasing the torque pulsations and reducing the current quality.
